What it is

General reference — not yet source-verified

Semiconductor automatic test equipment applies controlled stimuli to a device under test and measures the electrical responses against programmed limits. SoC test systems are used to verify functionality, timing, scan behavior, and power-related behavior before devices move onward in manufacturing or qualification flows.

How it works

The Advantest V93000 EXA Scale generation builds on the V93000 architecture. The Advantest V93000 EXA Scale system employs Xtreme Link technology as a communication network designed specifically for automatic test equipment. The Xtreme Link technology provides high-speed data connections, embedded computing power, and instant card-to-card communication. The Advantest V93000 EXA Scale test heads incorporate Xtreme Link technology and EXA Scale universal digital and power supply cards.[1]

The Advantest V93000 EXA Scale uses the Pin Scale 5000 digital card and the XPS256 power supply card. The Pin Scale 5000 digital card provides 256 channels. The XPS256 power supply card also provides 256 channels. The Pin Scale 5000 provides 5Gbit/s speed for scan test. The Advantest V93000 EXA Scale cards use test processors with 8 cores per chip. The high-integration architecture provides 16 fully independent pins in the smallest form factor and includes 16 high speed cores, MIPS processors, and DSP cores.[1]

Where it fits in the process flow

The Advantest V93000 EXA Scale supports scalable solutions across test heads of different sizes. The Advantest V93000 EXA Scale can test a mix of device functions including digital, RF, analog and power on one test system. Existing V93000 load boards and Smart Scale cards are compatible with the Advantest V93000 EXA Scale generation. The Advantest V93000 EXA Scale continues to use SmarTest software.[1]

Applications

The Advantest V93000 EXA Scale addresses testing challenges associated with mobile processors, high-performance computing ICs, and artificial intelligence ICs. The Advantest V93000 EXA Scale is intended for advanced digital devices with very high scan-data volumes, extreme power requirements, fast yield-learning needs, and high-multisite configurations.[1]
